PURPOSE:To realize two functions, the function of a photoswitch and the function of a memory. CONSTITUTION:An element part 1 and substrates 11 to 13 are laminated in sequence and each quantum box 14 formed on the substrate 13 by type II heterojunction of a compound semiconductor is provided at random and a barrier layer 15 is so provided as to cover the quantum box 14. A shut-in level is formed within each quantum box 14 by the barrier layer 15 and the substrate 13. |
