PURPOSE: A temperature compensation RRAM(Resistive Random Access Memory) circuit is provided to compensate temperature deviation of a memory resistor, and a temperature dependent power supply is provided to drive the temperature dependent memory resistor and to provide a temperature dependent reference signal. CONSTITUTION: A temperature sensor block(120) provides an input to a control circuit block(121). An output of the control circuit block is supplied to a memory resistor array(122) before it arrives at a sense amplifier block(123). The temperature sensor block includes a circuit required to provide a temperature dependent signal to a temperature dependent device and the control circuit block. The temperature dependent signal from the temperature sensor circuit is a voltage or a current and varies according to a function of temperature. And the temperature sensor circuit includes a signal amplifier to amplify the temperature dependent signal. The control circuit block includes a variable current source. An output of the variable current source is controlled by the temperature sensor circuit. The output of the variable current source is supplied to the memory resistor array to provide temperature compensation voltage response. The sense amplifier block amplifies and compares temperature compensation voltage response as to a reference voltage. The control circuit block includes a variable voltage source whose value is controlled by the temperature sensor circuit. The output of the voltage source is supplied to the memory resistor array to provide temperature compensation current response. The sense amplifier block amplifies and compares temperature compensation current response as to a reference current.
