PROBLEM TO BE SOLVED: To provide a data holding device which can hold data with high reliability even when powered OFF.
SOLUTION: The data holding device 1 is equipped with a data holding circuit 3 and a nonvolatile storage part 5. Data can be stored in ferroelectric capacitors C1 and C2 in a nonvolatile state. One-end sides of the ferroelectric capacitors C1 and C2 are connected to control electrodes of field-effect transistors M3 and M4. The other-end sides of the ferroelectrics are connected to storage nodes N2 and N1. Drains of the field-effect transistors M3 and M4 are connected to the storage nodes N1 and N2 and sources are connected to a ground potential. Consequently, apparent threshold voltages of the field-effect transistors M3 and M4 vary corresponding to data stored in the ferroelectric capacitors. Consequently, electric power is supplied to the data holding device 1 to restore data which were stored in the data storage circuit.
COPYRIGHT: (C)2004,JPO&NCIPI |
