PROBLEM TO BE SOLVED: To solve the problem that negative voltage noise is generated in a reference cell plate line to reduce the amount of polarized charge of ferroelectric capacitors in which "0" data are written, deteriorating a data holding characteristic in an operation for drawing out charge from a storage node of a reference cell. SOLUTION: A plurality of reference cell reset drivers are arranged and a plurality of operations for drawing out the charge from the storage node are carried out. This can not only perform a charge drawing out operation at a high speed but also reduce momentary current at the time of charge drawing out to be able to draw out the charge by almost fixed current.
