摘要
本发明于高频用MIM电容器,藉由在相同之上下电极间具有不同之电容器绝缘膜构造,来同时满足降低漏电流与缩小面积以形成电容器之两个要求。在需要低漏电流之电容器内,藉由插入可抑制漏电流之电容器绝缘膜层,来实现低漏电流之MIM电容器,在需要缩小电容器面积之电容器内,藉由将高介电薄膜用于电容器绝缘膜,来实现电容器面积小之MIM电容器。藉由使用相同之上下电极13,17同时形成具此等两个特性之电容器,来降低处理成本之上升。
