发明名称 OPTICAL SEMICONDUCTOR ELEMENT HAVING ORGANIC-INORGANIC SEMICONDUCTOR HETEROJUNCTION
摘要 PROBLEM TO BE SOLVED: To provide an optical semiconductor element having an organic-inorganic semiconductor junction having good rectification characteristics, and to provide a simple ultraviolet-rays sensor comprising the optical semiconductor element which is highly sensible only to ultraviolet rays. SOLUTION: As an inorganic semiconductor, there is used titanium dioxide (TiO<SB>2</SB>), strontium titanate (SrTiO<SB>3</SB>), or barium titanate (BaTiO<SB>3</SB>) each of which has the characteristic of an n-type semiconductor by the doping of a small quantity of Nb, Ta, As, Sb, W, or La or by the introduction of an oxygen deficiency. A molecular compound containing phthalocyanine or a polymer compound containing polythiophene is so laminated as an organic semiconductor on the inorganic semiconductor as to create simply an organic-inorganic semiconductor junction. Since the organic-inorganic semiconductor junction so absorbs only ultraviolet rays as to function as a photo-conductive cell or a photodiode, it functions as a highly sensible ultraviolet sensor.
