摘要 PURPOSE: An ultra high speed optical signal processor where a saturated absorber and a constant gain optical amplifier are integrated is provided to increase a response time in a high speed optical transmission system and to transmit data without distortion as to an input pulse having a narrow width. CONSTITUTION: A constant gain optical amplifier region corresponds to a diffraction grating(4) formed in an N-type InP substrate(2). An undoped InGaAsP active layer(6), a P type InP clad layer(8) and an InGaAs ohmic contact layer(10) are stacked on an upper surface of the N type InP substrate in sequence. A pair of top metal electrodes(12a,12b) are stacked on an upper surface of the InGaAs ohmic contact layer and are insulated by an etched groove. A bottom metal electrode(14) is stacked below the N type InP substrate. And an anti-reflective thin film(16) is stacked on both sides, and a saturated absorber region and a constant gain optical amplifier region are arranged in parallel on the InGaAs ohmic contact layer.
