<p><P>PROBLEM TO BE SOLVED: To extract selectively an electron stream that is spin-polarized in a specific direction. <P>SOLUTION: The spin filter device is equipped with first conductivity-type carrier injection sources 5, 7, 11, 15, 17, and 21 having spin selectivity which make use of the spin-orbit interaction, and a carrier selection layer which fetches out only carriers that are injected from the carrier injection sources and are spin-polarized in a specified direction. The carrier selection layer is equipped with a plurality of first barrier walls extending outward from the carrier injection sources 5, 7, 11, 15, 17, and 21 in a certain direction and a first carrier guide demarcated between the first barrier walls. <P>COPYRIGHT: (C)2004,JPO</p> |
