<p><P>PROBLEM TO BE SOLVED: To provide a light control element such as an optical modulator wherein propagation loss is reduced. <P>SOLUTION: The light control element is provided with a multiple quantum well layer 3, first and second clad layers 2 and 4 sandwiching the multiple quantum well layer from the direction vertical to the layer, first semiconductor regions 6 and 7 coming in contact with both sides in the longitudinal direction of the multiple quantum well layer and sandwichig the multiple quantum well layer and second semiconductor regions 8 and 9 sandwiching the multiple quantum well layer from the both sides in the longitudinal direction of the multiple quantum well layer via the first semiconductor regions. The first semiconductor regions have≥10<SP>6</SP>Ωcm specific resistance and the second semiconductor regions consist of two conductive semiconductor regions different from each other. An electric field is applied from the two second semiconductor regions via the first semiconductor regions to be parallel to the multiple quantum well layer. <P>COPYRIGHT: (C)2004,JPO</p> |
