摘要 PROBLEM TO BE SOLVED: To constitute an inexpensive optical semiconductor device which demonstrates excellent electrical characteristics in a high-frequency region with high reliability. SOLUTION: A photoreceptor 10 comprises a concave portion 14 on the principle surface of a carrier 12, and surface electrodes 16a and 16b which extend from the principle surface to the bottom surface of the concave portion 14. Meanwhile, a sub mount 20 comprises connection wiring layers 22a and 22b which extend from a side 20b to a back 20a, and a light receiving element 24, which is connected to the connection wiring layers 22a and 22b, on the side 20b. The back 20a of the sub mount 20 is opposed to the bottom surface of the concave portion 14 of the carrier 12, the sub mount 20 is mounted on the concave portion 14 of a substrate, and the surface electrodes 16a and 16b and the connection wiring layers 22a and 22b are bonded to each other.
