METHOD FOR FABRICATING GALLIUM NITRIDE POWDER OF NANOMETER SIZE AND GALLIUM NITRIDE-GALLIUM OXIDE COMPOUND POWDER AND ELECTROLUMINESCENCE DEVICE FABRICATED THEREBY

PURPOSE: A method for fabricating gallium nitride powder of a nanometer size is provided to fabricate a large quantity of gallium nitride powder having a uniform nanometer size as compared with a conventional technology by mixing pure gallium nitride powder of a nanometer size with impurity-added gallium nitride powder. CONSTITUTION: Gallium nitride is crushed into a size of several micrometer to several tens of micrometer. Gallium hydroxide£GaOOH, GaO2H, GaO(OH) and Ga2O3.H2O| is compounded by using an ammonia aqueous solution or a nitric acid solution. A heat treatment process is performed on the compounded gallium hydroxide in an ammonia gas atmosphere at a temperature scope from 600 deg.C to 1100 deg.C to form the gallium nitride powder of a nanometer size.
