SEMICONDUCTOR OPTICAL DEVICE AND METHOD FOR MANUFACTURING THE SAME

PROBLEM TO BE SOLVED: To improve a technique using an aluminum bearing III-V group semiconductor material and an aluminum original oxide formed in the semiconductor material. SOLUTION: In an aspect of this disclosure, two linear arrays of terminal coupling mini cavities specified by the original oxide of the aluminum bearing III-V group semiconductor material are arranged transversely by the transverse coupling between the linear arrays in order to obtain a two-dimensional array. This two-dimensional array exhibits mode switching and multiple switching in light power (L) versus current (I) characteristic in which a current increases. In the other aspect of the disclosure, a stripe laser (1210) is transversely couples with the linear array of the terminal coupling mini cavities (1221-1275). Bistability and switching are exhibited in the light versus current (L-I) characteristic of the configuration of this type specified by the original oxide. COPYRIGHT: (C)2003,JPO
