摘要 PROBLEM TO BE SOLVED: To provide a photodetector having a wide dynamic range and high operating temperature performance, a photoelectron image sensor, and a method of detecting electromagnetic radiation. SOLUTION: A conventional photodiode 1 having a photodetector pixel structure comprises a shunt diode 2 connected to control voltage (VC). By properly selecting the constantly or temporally changed control voltage (VC), the linear and non-linear shapes of the photodiode 1 can be combined, and preferably the illumination response of the logarithm can be performed, as a result, high dynamic optical detection range of the order of the fifth power of ten or more can be obtained. By selecting the characteristic of the shunt diode 2 and the control voltage (VC), the obtained dark current can be agreed with the dark current of the photodiode 1, which makes the voltage be out of relation to high temperature. Therefore the optical detection having sufficient dynamic range at a high temperature can be performed in comparison with the dynamic range by the conventional photodetector. COPYRIGHT: (C)2003,JPO
