摘要 PROBLEM TO BE SOLVED: To provide an inexpensive intelligent power module which is small in fitting area and has a small number of components. SOLUTION: The intelligent power module (IPM) is provided with a metal substrate S2 mounted with a main circuit C2 comprising an IGBT 4, a diode 5, etc., and a glass epoxy substrate S2 mounted with a control circuit C1 comprising an IC 1, a resistor 2, a capacitor 3, etc. Both the substrates S1 and S2 have their edge parts connected together so that their spread surfaces are perpendicular to each other. Consequently, the fitting area of the IPM can be reduced as compared with a conventional IPM, and components or elements, etc., of the main circuit C1 are arranged on the metal substrate S2 to greatly increase the degree of freedom of component mounting without any spatial restrictions. Further, the control circuit C1 is mounted on the inexpensive glass epoxy substrate S1, so the cost of the IPM is reduced. COPYRIGHT: (C)2003,JPO
