摘要 <P>PROBLEM TO BE SOLVED: To increase extraction efficiency to increase the total integrated flux generated by an LED. <P>SOLUTION: An appropriate space from an active region to a reflective ohmic contact is selected to improve the light extraction from the upside of an LED. By selecting the appropriate space from the active region to the reflective ohmic contact, interference fringes of upwards guided lights are concentrated into an escape cone. The appropriate space is approximately &lambda;<SB>n</SB>/4 in ranges defined by 2.3&lambda;<SB>n</SB>/4&le;d&le;3.1&lambda;<SB>n</SB>/4 (preferably about 2.6&lambda;<SB>n</SB>/4) and 4.0&lambda;<SB>n</SB>/4&le;d&le;4.9&lambda;<SB>n</SB>/4 (preferably about 4.5&lambda;<SB>n</SB>/4).
