PROBLEM TO BE SOLVED: To provide a semiconductor integrated circuit which can generate a rectangular wave having a stable frequency, small frequency dispersion, and sufficient temperature characteristic with a low power supply voltage and a small area for an oscillator. SOLUTION: The circuit configuration of the semiconductor integrated circuit includes a capacitor 14 charged by a current source 15, and discharged by an n-channel MOSFET 25 which is an output element in a current mirror circuit of a current source 16. The voltage of the capacitor 14 is commonly applied to the gates of two different MOSFETs 22, 23 respectively connected to the current sources 17, 18, so that the current source 18 and the MOSFET 22, and the current source 18 and the MOSFET 23, respectively act as comparators having different gate threshold voltages. By inputting the drain voltages of these MOSFETs 22, 23 to a flip-flop circuit 27, the rectangular pulse is generated. Thus, the oscillator operated by the power supply voltage of more than 0.9 V can be constituted.
