PURPOSE: Provided is a method of preparing high purity of alkoxy silane to minimize waste salts and keep remaining chlorinated compounds under 0.5ppm. CONSTITUTION: The preparation method of high purity of alkoxy silane comprises the steps of: reacting organochlorosilane of formula(1): RnSiX4-n with 1.01-3.00 equivalent of alcohol of formula(2): R1-OH at 0-100deg.C in a nonpolar solvent; distilling unreacted alcohol, the nonpolar solvent and the produced chlorine compounds under 200-500torr at 10-40deg.C; adding 0.1-2wt.% of 2-4 valent transition metals based on organochlorosilane, wherein the metals selected from Mg, Ca, Ti, Sr, Zn, Ba, Pb, Cd, Ir and Sn. In formula(1), n is an integer of from 0 to 4; R is C1-4 linear alkyl or benzyl; and X is halogen atom, whereas in formula(2) R1 is C1-10 linear, branched or cyclic alkyl or benzyl.
