PROBLEM TO BE SOLVED: To provide an LED having a p-type ohmic electrode and an n-type ohmic electrode, both of which are formed of the same material. SOLUTION: This LED includes an insulating substrate, a buffer layer arranged on the substrate, and an n<+> -type contact layer arranged on the buffer layer and having first and second surfaces. This LED also includes an n-type clad layer arranged on the first surface of the n<+> -type contact layer, a light- emitting layer arranged on the n-type clad layer, and a p-type clad layer arranged on the light-emitting layer. In addition, this LED also includes a p-type contact layer arranged on the p-type clad layer, an n<+> -type reverse tunneling layer arranged on the p-type contact layer, and p- and n-type transparent ohmic electrodes, arranged respectively on the tunneling layer and the second surface of the n<+> -type contact layer. Both of the ohmic electrodes are formed of the same material. |
