PROBLEM TO BE SOLVED: To decrease resistance between mutual electrodes without degrading reverse breakdown voltage of each LED(light-emitting diode), in an LED array in which a plurality of regions of a second conductivity type is arranged on the main surface of a semiconductor wafer of a first conductivity type. SOLUTION: This LED array comprises an active layer (24) of the first conductivity type, inside of which a front face of each second conductivity-type region exists, and cladding layers (23 or 25) of the first conductivity type stacked by sandwiching the active layer (24) have energy gaps larger than that of the active layer (24), and have high impurity concentrations (carrier concentrations). |
