摘要 PROBLEM TO BE SOLVED: To provide a surface emission laser element whose oscillation threshold currents are low, and whose characteristics are superior, a surface emission laser array using the surface emission laser element suitable for parallel optical interconnection capable of performing high-speed modulation with low power consumption, an optical interconnected system capable of performing high speed transmission, and an optical communication system (claim item 9) capable of conducting high-speed communication. SOLUTION: This surface emission laser element is equipped with a resonance region including an active layer 13, and a resonator spacer layer 12, and a pair of distributed Bragg reflectors 11 and 14 faced to each other with the resonance region interposed. A current constriction structure 16', constituted by oxidizing a semiconductor mixed crystal including Al, is arranged on one side or both sides of the active layer 13 in the resonator spacer layer. Thus, it is possible to realize the surface emission layer array, the optical interconnection system capable of performing high-speed transmission, and the optical communication system, capable of conducting high-speed communication by using the surface emission laser element.
