PROBLEM TO BE SOLVED: To suppress reduction of a data transfer rate caused by auto-refresh. SOLUTION: For example, at the request of reading out data, a /row selection control signal is inputted to a set/reset circuit 451 of a row selection control circuit 450, a hidden refresh-control of a H level is outputted, and an internal row selection control signal is made a H level. Consequently, the prescribed word line is selected, data of a memory cell is started to be amplified by a sense amplifier, and refresh-operation is started. After that, a sense amplifier start finish signal SEND is inputted to the circuit 451 through delay circuits 2-456, 3-457 after finish of sense operation, the internal row selection control signal is made a L level, while the start finish signal SEND is inputted to a set/reset circuit 453 through three delay circuits 2-456 to 4-458, a RW row selection control signal is made a H level, and read-out operation of data is performed. Thus, auto-refresh is not required to perform. |
