PROBLEM TO BE SOLVED: To provide a semiconductor integrated circuit, in which abnormal increment of current consumption will not occur, while internal power source voltage is being boosted to a prescribed level at the application a power source, even when an external two power source system is adopted. SOLUTION: A semiconductor integrated circuit is provided with a logic, a memory, and a voltage generating circuit generating plural internal power source voltage, based on plural external power source voltage supplied externally in different timing and supplying them to the memory. The voltage- generating circuit is provided with a standby unit for generating plural internal power source voltages of which the capability for supplying a current is small and which is always activated, and an active unit for generating plural internal power source voltage of which supply capability of a current is large and which is activated, as necessary. An activation control unit prevents the active unit from being activated, until all external power source voltages are risen.
