PROBLEM TO BE SOLVED: To simplify the data scanning structure in an integrated circuit. SOLUTION: Data are transmitted via a scanning chain by using only one control signal, and a scanning chain link 306-310 for reducing the number of transistors required for scanning the data is disclosed inside and outside a latch 300-304. The scanning chain link for allowing output 'vibration' of the scanned latch 302 uses 8 transistors and a control signal SHIFT of only one. The other scanning chain link capable of preventing the output 'vibration' of the scanned latch 302 and of holding the data in the latch in scanning operation when necessary, uses 25 transistors and two control signals. One is the control signal SHIFT for transmitting the data via the scanning chain, and the other is an additional control signal SCANNING for preventing vibration of the output of the scanned latch. |
