PROBLEM TO BE SOLVED: To solve the problem where a lower power source voltage of a portable electronic apparatus causes narrower voltage width applicable to a variable capacity element, resulting in insufficient capacity change coefficient. SOLUTION: With an MOS type capacitor employed as a variable capacity element, a second conductive type diffusion region 15 is provided which covers a first conductive type high-concentration diffusion region 3 constituting a substrate electrode except for the vicinity of the end of a gate insulating film 5, so that a variable resistor is formed within the substrate electrode to enhance the capacitor change coefficient.
