PROBLEM TO BE SOLVED: To produce tetrakis(trimethylsilyl)silane and tris(trimethylsilyl)silane in a high yield on an industrially scale by reacting tetrachlorosilane with chlorotrimethylsilane in the presence of metallic lithium and safely and readily treating remaining metal lithium. SOLUTION: This method for producing tetrakis(trimethylsilyl)silane is characterized in that tetrachlorosilane is reacted with chlorotrimethylsilane in the presence of metal lithium, remaining metallic lithium is treated with a compound containing an active proton while keeping a reaction solution in a neutral state or an acidic state and tetrakis(trimethylsilyl)silane is separated from the obtained organic layer.
