<p>PROBLEM TO BE SOLVED: To provide a semiconductor opto-functional device and a semiconductor opto-functional element improving the linearity of a transmissivity curve at the time of voltage change and capable of enlarging allowable optical input power. SOLUTION: Plural individual semiconductor optical intensity modulators are serially or parallel connected. As at least two modulators among connected modulators, the modulators of different band gaps are used, and when the transmissivity curves making an applied voltage a variable are plotted on the same graph related to respective modulators, it is set beforehand so that at least one intersected point exists between respective transmissivity curves. The linearity of the transmissivity curve is improved by combining plural modulators, and a total modulation characteristic is improved. Further, when a multi-mode interferometer is constituted of these modulators, since optical power density in the multi-mode interferometer is reduced, the allowable optical input power can be enlarged.</p> |
