<p>Esters of polyfunctional aromatic cyanic acids, pref. a mixt. of esters with high cross-linking and esters with a flexibility conferring chain between the aromatic nuclei, used in conjunction with fillers, pref. micro-fine talc, to embed semiconductor assemblies. The cured material has good resistance to short temp. variation, has good adhesion to the assembly and prevents moisture reaching the assembly. The esters are pref. used as a prepolymer.</p> |
