<p>PROBLEM TO BE SOLVED: To reduce reflectivity of a laser beam on the end surface of a semiconductor laser having an external light modulation mechanism. SOLUTION: When a window region for reducing the reflection of a laser beam on the emitting end surface of a semiconductor laser is formed for making the fluctuations of the oscillation wavelength of the laser beam at application of a modulation voltage suppress and for making a leakage current suppress, the side of an active layer is formed separately from the window structure of the window region. By utilizing an integrated light source, which is formed by the above method and has an external light modulation function, the leakage current can be suppressed.</p> |
