PURPOSE: A device of generating self-controlled pulse is provided to produce a pulse having adequate self-time and also introduce an improved method of tracking word line. CONSTITUTION: In a device of generating self-controlled pulse, a delayer(40) delays a data control signal for a set time. An inverter(50) inverts the delayed signal. A logic combinator(80) combinates a modeling signal and a reference signal. A word line(72) selects among the cells of a cell array and connects the inverted signal to the modeling signal. A signal inverter(70) produces the level of the inverted signal and the level of the un-inverted signal responding to the logically combinated result. A bit line(60) selects among the cells of the cell array and connects the output of the inverter(50) to a feedback pulse. A controller(84) generates the data control signal and inputs the feedback signal and calculates the duration between the time of generating the data control signal and the time of inputting the feedback signal and decides the self-time.
