<p>PROBLEM TO BE SOLVED: To provide a light emitting element module which can output highly monochromatic light and does not cause chirping. SOLUTION: A light emitting element module 10 is constituted by combining a semiconductor light emitting element 12 with an optical fiber 14 incorporating a diffraction grating 44. The element 12 is constituted by successively laminating a lower clad layer 18, an active layer 20 which acts as a waveguide, and an upper clad layer upon another on the upper surface of a substrate 16. The active layer 20 is constituted in a supper lattice structure by alternately laminating Ga0.54Ib0.46As quantum well layers and InP barrier layers, in a state where the quantum well layers are tensilely strained in the laminating direction. The light emitting surface of the element 12 is placed at an acute angle from the laminating direction.</p> |
