PROBLEM TO BE SOLVED: To enable super-high frequency oscillation high in strength. SOLUTION: Plural pairs of electrodes 16 consisting of a first titanium electrode 12 and a second titanium electrode 14 are arranged in stripe on a GaAs substrate 10 so that the ratio of the width W1 of a first area 18 to the width SW2 of a second area 20 becomes 1:5 (10μm:50μm). Oscillation strength is made inversely proportional to the square of the electrode interval. Thus, the oscillation of the super-high frequencies of an inverted phase from the second area can be reduced, and interference can be reduced, and the oscillation strength of the super-high frequency oscillation element as a whole can be increased.
