PROGRAM METHOD IN FLASH MEMORY CELL

PURPOSE: A program method in a flash memory cell is provided to minimize the operation time by overlapping an operation time of the program according to program enable signals having different periods. CONSTITUTION: 4N bits are divided into first and second blocks with 2 bits for a program when operating the program, and then the operation of the program is performed according to first and second program enable signals(PGM1,PGM2) having each different periods. The operation of the program is performed to 2N bits of the first block according to the first program enable signal(PGM1). The operation of the program is performed to 2N bits of the second block according to the second program enable signal(PGM2) while performing the operation of the program of the first block. The operation of the program is completed to 2N bits of the first block according to the first program enable signal(PGM1) while performing the operation of the program of the second block. The operation of the program is completed after a time(Tp) is passed to 2N bits of the second block by the second program enable signal(PGM2).
