摘要 PROBLEM TO BE SOLVED: To obtain a semiconductor integrated circuit device consisting of MOS transistors(TRs) that directly detects an operating speed of a main circuit, controls a characteristic fluctuation in a CMOS circuit with high accuracy so as to improve the operating speed and to reduce the power consumption. SOLUTION: A main circuit consists of a single wire type logic circuit SLOG11 and a 2-wire type logic circuit DLOG11, and a control voltage generating circuit SVC11 is used to apply at least a power supply voltage or a base bias corresponding to a change in the operating speed of the 2-wire type logic circuit DLOG11 to the main circuit so as to always make a delay time of the main circuit constant. A characteristic fluctuation in a CMOS circuit is suppressed by controlling a switching speed or a threshold of MOS transistors(TRs) being components of the circuit so as to improve the operating speed and to suppress the power consumption. The main circuit is intermingled with the single wire type logic circuit SLOG11 and the 2-wire type logic circuit DLOG11 to directly detect the operating speed of the semiconductor integrated circuit whose characteristic fluctuation is to be suppressed and to enhance the control accuracy.
