PROBLEM TO BE SOLVED: To radiate high-intensity and high-brightness high-frequency electromagnetic wave by forming light radiation parts in diamond film with poly-crystal diamond. SOLUTION: A poly-crystal diamond film 2 and an overcoat a diamond layer 4 are radiated with stimulation light 5. A KrF laser of 2ps pulse half-width is used as stimulation light. When the diamond film 4 is radiated with the stimulation light 5, electrons and electron holes are produced as light carriers. The light carriers move in the poly-crystal diamond film 2 or in the overcoat diamond layer 4. The more carriers produced and the larger number of carriers reaching electrodes 3 emitting high-frequency electromagnetic wave, the higher- intensity high-frequency electromagnetic wave 10 is produced. Since the diamond crystal exhibits higher dielectric breakdown voltage than other semiconductor materials, a high voltage can be applied between electrodes and a high- brightness high-frequency electromagnetic wave can be emitted at the time of stimulation light radiation. |
