PROBLEM TO BE SOLVED: To provide a semiconductor integrated circuit device without influence on a sense amplifier and a peripheral circuit by an operation of a write driver or a G-I/O line precharging circuit. SOLUTION: An internal power source circuit receiving an external power source voltage Ext.Vcc to generate an internal power source voltage Vcc1 and an internal power source circuit 12 receiving the voltage Ext.Vcc to generate an internal power source voltage Vcc2 are provided in a DRM 1. A sense amplifier 25 is operated by the Vcc1, a write driver 23 and a G-I/O line precharging circuit 24 are operated by the Vcc2, and a peripheral circuit 90 is operated by the voltage Ext.Vcc.
