PROBLEM TO BE SOLVED: To provide the subject plate of a type of hard tone image and good bubble disappearing performace of coating liquid by adding a specified fluorine contained copolymer having a fluorofat group to a photosensitive compound. SOLUTION: A support is coated with a photosensitive layer containing constituents (a-c). The constituent (a) is an o-naphtoquinone diazido compound. The component (b) is resin that can be dissolved in an alkaline aqueous solution. The constituent (c) is a monomer (fluorine contained monomer) having (metha) acrylate monomer (fluorine contained monomer) having 2-3 perfluoroalkyl groups having 3-30 carbon atoms in its molecule. The fluorine contained monomer is the monomer in which 2 or 3 perfluoroalkyl groups having 3-20 carbon atoms are bonded by acryloyl group or methacryloye group and a trivalent or quadrivalent bonding group.
