The device is formed from a vertically integrated multiple layer semiconductor. The lower region (10) forms a photo-oscillator which is an optical to millimetric wave convertor and has a differential negative resistance. The upper section (30) forms a transmitter which transmits light vertically at a different wavelength. Interspersed between the two sections is a multi-layer mirror (20) to decouple the upper and lower sections.
