PROBLEM TO BE SOLVED: To provide a paste with high Tg after hardening and high heat- resistance reliability by combining specific rate of glycidyl-amine resin, hardening agent and electro-conductive particles. SOLUTION: To a total amount of glycidyl-amine resin and hardening agent, 30-70wt.% of glycidiyl-amine resin is formulated. As glycidiyl-amine resin, such as monomer, oligomer or polymer like tetraglycidyl-diamino-diphenylmethane, triglycidyl-para-aminophenol, or triglycidyl-meta-aminophenol, is used single or blending 2 or more kinds. As hardening agent, aromatic amine or the like such as acid anhydride, diamino-dyphenyl-methane, diamino-dyphenyl-sulfone, etc., is used. As electro-conductive particles, inorganic or organic particles coated with copper, silver, nickel, gold, etc., is used. This paste can be used as conductive adhesive for electronic parts, at first by connecting with conductivity, electronic parts require low temperature connection and then connecting other parts altogether with re-flow soldering. |
