<p>A pallet (62) for supporting strip material (2) on which encapsulated circuit devices (3) of the ball-grid array type are supported is delivered to a first cutter station (10) having a first cutter assembly. Rotary hardened steel cutter discs (26) having radially extended cutting teeth (27) separate the circuit devices as the cutter assembly is moved transversely of the strip material to cut between adjacent circuit devices. Thereafter, the pallet is moved to a second cutter station (12) at which a second cutter assembly trims strip material transversely of the first paths. Pallet positioning devices include elevators (20, 22, 24) having resilient supports (82) which allow for limited lateral motion of the pallets as they are aligned with the cutter assemblies. The elevators further comprise negative pressure devices (80) for applying negative pressure to the circuit devices for holding the circuit devices in position during the cutting operations.</p> |
