PROBLEM TO BE SOLVED: To obtain a ferroelectric model, which is easily controlled arithmetically, is accurate, is efficient in point of time and cost and is improved. SOLUTION: In a processor 501, data is sent from a memory 538 to a simulator 540, the simulator 540 executes a simulation of a design for a ferroelectric circuit and a ferroelectric model 544 executes a modeling. The model 544 records a turning point or an extreme value point on a history data file 542. History data on this point on the file 542 is used along with a numerical expression and a curve modelling is executed between a voltage/charge history point from this file 542 and the present operating voltage/charge point of a ferroelectric device. This curve modeling decides a charge stored in a ferroelectric capacitor effectively and efficiently as voltages in both ends of the ferroelectric capacitor are changed with a time and a temperature. A history data point is selectively deleted from the file 542, a decision on a charge (Q) in the device is maintained with age and the simulation is made possible. |
