摘要 PROBLEM TO BE SOLVED: To perform wavelength control independently by providing a wavelength control means independently from independent gain control means and loss control means. SOLUTION: The semiconductor optical device is divided in the direction of resonator into four regions, i.e., gain region, loss region, phase control region and wavelength control region. The regions are independent electrically but coupled optically through a common optical guide layer 103, or the like. When a current is fed from an electrode 108d to an electrode 109, carriers to be injected into the wavelength control (tuning) region is varied. Consequently, the neff is varied and the oscillation wavelength can be swept. Since the phase may be shifted at that time, a current is fed from the electrode 108c in phase regulation region to an electrode 109 and carriers are injected to the tuning layer (wavelength control means) 104c. Consequently, the phase can be controlled and the wavelength can be controlled independently.
