PURPOSE: To store the data on non-volatile basis when the power is OFF by forming each register cell with an input/output stage having an amorphous silicon thin film floating gate transistor(FGT) to drive such register with a clock and a delayed clock. CONSTITUTION: A shift register is formed of many register cells 60-1, etc. This cell 60-1 is formed of an input stage 61 having analog switch AS1, FGT1, transistor(TR) T1 to T3, etc., and a similar output stage. Each stage may be driven by the clock A and the delayed clock B. Depending on the input DATA1 N, one of TRT2, T3 is ON and the other is OFF. Therefore, a bit data is supplied to the output stage and an output DATA OUT is supplied to the register cell of the next stage in the same manner. With the structure using this FGT, in a shift register, the FGT stores data on the non-volatile basis when the power is OFF and data can be reproduced when the power is recovered. |
