PURPOSE:To stabilize the data maintaining operation under a low power supply voltage and reduce a power consumption in a stand-by period. CONSTITUTION:At the time of access, a ground voltage VSS=0V is supplied as the backbias voltages of driver transistors 14 and 15 and the threshold voltages of the driver transistors 14 and 15 are, for instance, 0.4V. In a stand-by period, a negative voltage VAA=-2V is supplied as the backbias voltages of the driver transistors 14 and 15 and the threshold voltage of the driver transistors 14 and 15 are, for instance, 0.9V. |
