PURPOSE:To achieve a low-power consumption quantum element wherein fluctuation in density will be prevented using a relatively small number of electrons or holes, and wherein three or more states will be maintained. CONSTITUTION:A plurality of box-shaped quantum wells 2 are formed on a barrier layer 1, and another barrier layer 3 is so formed as to cover the quantum wells 2. A quantum well box array, composed of a plurality of quantum boxes QB, is thereby formed. The quantum array is so designed that interactive energy between electrons will be sufficiently larger than transfer energy between the quantum boxes QB. A control electrode G is placed on the barrier layer 3. The number of electrons in the quantum box array is changed by varying the potential of the control electrode G. |
