<p>PURPOSE:To use a roll calling test for deciding use or unuse of a redundancy even in the case of a defective device, to reduce a testing circuit, a test signal line, and to decrease an area. CONSTITUTION:At the time of a roll calling test, a BSLB is set, OWen, a sense amplifier data reader 8 is instantaneously interrupted from an RWBST, N, and a test result is output to an I/O buffer according to an output of a roll calling result reader 7 irrespective of memory cell information. Further, a plurality of redundancy select signals XRDS1-4 are input to a roll calling decoder 5, and XRDD0, YSDD0 are so input as to decode which state of the select signals is tested according to an address signal irrespective of redundancy select or non-select.</p> |
