PURPOSE:To make possible a high-efficiency current injection from the injection parts between a luminous region and non-porous regions by a method wherein in the interfaces between the luminous region and the non-porous regions, the conductivity types of the both regions of the luminous region and the non-porous regions are made to differ from each other and crystal structures are respectively continued between both regions of the luminous and non-porous regions. CONSTITUTION:An injection electrode region 1 is constituted of a low-resistance non- porous parent material equal with that for a luminous region 2 and in an interface between both regions, a crystal structure is continued extending over both of the regions 1 and 2, the conductivity types of the regions 1 and 2 are made to differe from each other and the homogeneous P-N junction as that of the interface is formed there. The conductivity type of an injection electrode region 3 is formed into the homogeneous conductivity type as that of the region 2 and a crystal structure is continued in an interface 4 between them. By making a DC current flow through between the regions 1 and 3 via taking-out electrodes 5 and 5', a charge is injected from the homogeneous P-N junction interfaces 4 into the region 2 and a light emission is shown. Accordingly, a light-emitting element having a superior luminous efficiency as the whole element can be provided. |
