SCHOTTKY JUNCTION ELEMENT

摘要

PURPOSE:To provide a schottky junction element which eliminates pile-up of holes due to the projected area at the upper end of the valence band and realizes high speed response while maintaining schottky barrier height. CONSTITUTION:In a schottky junction element having the schottky junction formed by a semiconductor 4 and a metal 8 and providing a superlattice structure 5 at the interface between the semiconductor 4 and the metal 8, the upper end of the valence band of the super-lattice structure 5 is changed into the staircase form only in the single direction.
