The laser has an active layer (2) and two diodes (5,6) respectively used for charge carrier injection and for supplying an electrical current independent of the laser current associated with the charge carrier injection and operating as a heating diode. The latter comprises a simple pn junction with at least one independently controlled diode contact (9) separate from the charge carrier injection diode contacts (61,7). Pref. the pn junction of the heating diode is applied to one flat surface (22) of the laser layer, at a given distance (d) from the latter. ADVANTAGE - Eliminates dependency of modulation amplitude on modulation frequency.
