PURPOSE:To obtain the optical semiconductor device which can shorten the relaxation time of exciton absorption and less generates problems with the shortened relaxation time in the optical semiconductor device having a multiple quantum well structure (MQW) and having an optical switching function. CONSTITUTION:This device has a light absorption region 5 which is laminated with barrier layers 1 formed of a first semiconductor having small electron affinity and a large band gap and quantum well layers 2 formed of a second semiconductor having large electron affinity and a small band gap, and exhibits saturable absorption to light of a prescribed wavelength and relaxation regions 6 which are formed continuously with the barrier layers 1 and quantum well layers 2 of the light absorption region 5, are laminated with the barrier layers 1 and the quantum well layers 2 thicker than the quantum well layers 2 of the light absorption region 5 and annihilate the excitons 8 formed in the light absorption region 5 and transferred. |
