<p>PURPOSE:To realize an optical semiconductor device which can receive both positive input and negative input. CONSTITUTION:Two hetero-junction pototransistors HPT1 and HPT2 are connected to a laser diode LD in parallel each other. An optical input 2 to the base of the transistor HPT2 becomes a negative input and an optical input 2 to the base of the transistor HPT2 becomes a negative input, thus obtaining an optical output from the laser diode LD depending on the optical input 1 and the optical input 2. As for a concrete configuration example, the phototransistors HPT1 and HPT2 are laminated on the laser diode LD through a light absorning layer.</p> |
